INTRODUCTION (abstract of PhD thesis) 
The aim of the research work is the creation of the physical foundations of 
gettering in the silicon lattice by clusters of impurity nickel atoms to obtain silicon 
with stable electrical and recombination parameters. 
The object of the research work is monocrystalline silicon grade KDB and 
KEF with crystallographic surface orientation (111) with boron and phosphorus 
concentrations (N

). The elements nickel, sulfur, and 
manganese were chosen for impurity atoms.
